Flash Memory Cells with Charge Trap MOSFETs
3D NAND flash memory cells use a charge trap MOSFET. This layer stores electrons that pass through an insulator (tunnel oxide layer) via quantum tunneling, as described by the Fowler-Nordheim theory. The more electrons stored in this layer, the more the threshold voltage for opening the MOSFET shifts toward positive values.
Since it’s not always possible to store the same number of electrons in the charge trap, the threshold voltage will vary, with the variation statistically defined by the probability density.
The actual BiCS5 flash memory chip contains 112 layers and can have up to 40,000 ‘U-strings’ in the x-direction and 25,000 ‘U-strings’ in the y-direction.
Understanding A+ SLC
A flash memory cell can either be erased (with no electrons in the charge trap) or programmed (with some electrons in the charge trap). The A+ SLC algorithm stores a ‘lower number of electrons than the maximum possible‘ in the charge trap. This allows for the use of a shorter programming/erase pulse, which reduces damage to memory cells during writing/erasing.
